Microsemi ne Unitrode PIN Diode handbook is wonderful.
The Microsemi UM2110 would probably fit the bill. Get the stud mounted
parts as the
DO-41s are a bit hard to slurp heat out of. At 1.3KW you may need to rf
parallel these.
(DC series). This idea was presented to me by several of the combatants
on this reflector
and it works well.
The MACOM MA2003 is a monster stud mount diode that is hard to beat as
it is available in
a 3KV version. You may operate drunk and put a full on ruckus into an
open feed with these
and you won't return them to beach sand. (theory only, I have never
tried the above combination
of operating conditions).
The nice thing about PIN diodes is they get easier to do at higher
frequencies. Either of these would work
FB on 40Mhz. Both diodes are specified down to 2.0 Mhz only, but with a
touch of negative bias, will go
quite a bit lower.
The bad news is they are quite pricey. The UM2110 is $34.00 in small
quantities and the MA is close to $50.00.
